Alumina ceramic substrates are the most commonly used ceramic substrates due to their good insulation, chemical stability, mechanical properties, and low cost. However, due to the relatively low thermal conductivity of alumina substrates and poor thermal expansion coefficient matching with silicon, the application prospects of alumina materials in high-power module packaging are not optimistic.
They are mainly applied in the middle to low-power range sectors, such as general-purpose power electronics, concentrated photovoltaics, automotive semiconductor modules, etc.
- Aluminum nitride substrates are made from high thermal conductivity aluminum nitride ceramics, with a thermal conductivity as high as 170w/mk, the highest among all our ceramic materials. Additionally, AlN's thermal expansion coefficient matches well with semiconductors like Si, SiC, and GaAs, effectively reducing internal stresses within modules.
However, due to the high cost of producing aluminum nitride compared to alumina, it is primarily applied in high-end industries, such as high-power semiconductor devices, large-scale integrated circuits, high-power LED heat sinks, etc.
Compared to alumina and aluminum nitride, silicon nitride ceramics boast superior mechanical properties. They also feature high thermal conductivity, excellent thermal radiation, heat cycle resistance, and reliability. Utilizing silicon nitride ceramic substrates ensures circuit boards possess significant flexural strength, resistance to bending, thermal shock, and thermal conductivity, thereby guaranteeing the reliability of high-power modules during operation.Silicon nitride ceramic substrates are more suitable for applications with significant mechanical vibration, thermal shock, large current surges, and demanding requirements for high reliability and stability, such as aerospace, rail transportation, electric vehicles, photovoltaic inverters, smart grids, etc.
